Not sure what criteria you have, but I'm still running a couple Lowrance 520C's on my boat. They must be 6 years old or so. Color units with GPS and smaller (5 inch?) screens. Might be able to find some of them used for not a ton of money. I think before that the similar units were 330's or something.

If you can find it and swing it, the color screens are nice. Not totally necessary, but they make reading bottom composition changes, etc. very easy. Might be tough to find something for around 150, especially if it includes the transducer and GPS puck but I haven't been looking at used stuff in a while.

Another option if you have sonar you like is to buy a Lowrance H20 handheld unit for GPS. Not as handy but would give you gps card capability for probably around the price you're looking at.
